The global semiconductor precursors market was valued at USD 3.35 billion in 2025. It is estimated at USD 3.69 billion in 2026 and is projected to reach USD 8.90 billion by 2036, growing at a CAGR of 9.2% over the 2026-2036 forecast period. This report assesses AI-led memory and logic demand, device roadmaps, deposition technology, raw material supply, pricing, trade and chemical regulation, investment and M&A activity, and the supplier landscape.

The study covers the high-purity chemical compounds that are vaporized and fed into process chambers to grow thin films on wafers through ALD, CVD, and epitaxial growth processes. In scope are silicon precursors such as silanes, chlorosilanes, and aminosilanes used for oxides, nitrides, and spacers; hafnium, zirconium, aluminum, and titanium compounds for gate stacks and DRAM capacitors; tungsten, molybdenum, cobalt, ruthenium, titanium nitride, and tantalum nitride precursors for interconnects, contacts, and barrier layers; low-k and other dielectric precursors; and compound semiconductor metal-organics such as trimethylgallium and trimethylindium. The study excludes photoresists, wet chemicals, and bulk electronic gases.

AI has become the main source of new demand, and Merck KGaA's 2025 annual report credits demand for AI chips at advanced nodes, along with mature-node chips, for strong organic growth in its Semiconductor Materials unit, where its Thin Films business set a sales record in the third quarter of 2025. Entegris reported second-quarter 2025 sales of USD 792 million, helped by selective etch and deposition materials, while SK hynix posted revenue of KRW 24.449 trillion for the July-September 2025 quarter, a 39% rise on the prior year. At the same time, trade policy is reshaping supply: China moved to license gallium and germanium exports in August 2023 and in February 2025 extended controls to trimethylindium and triethylindium, two metal-organic deposition precursors.

Market Dynamics

Demand growth is driven first by AI accelerators and high-bandwidth memory, which call for more deposition layers and higher-performance films, so each wafer consumes more precursor. New device architectures add conformal ALD and CVD steps: TSMC began volume output of N2, the first of its nodes built on gate-all-around nanosheets, in the final quarter of 2025, and further films come from backside power delivery, vertical DRAM, and higher 3D NAND stacks. New fabs also need locally qualified supply, as seen at Intel, whose 2025 sites ramped Intel 18A in Oregon and Arizona, made Intel 4 and Intel 3 in Ireland, and ran Intel 7 in Israel.

Growth is held back first by export controls, as China announced in December 2024 that exports of gallium, germanium, and antimony to the U.S. would in principle not be allowed, a measure it later suspended until 27 November 2026, which raises raw material risk and cost for suppliers outside China. Demand is uneven: Merck's Semiconductor Solutions unit reported 2025 sales of EUR 2.49 billion, down 5.2%, as delays in large customer projects hurt its Delivery Systems & Services business, and Entegris noted that fab activity outside AI remained weak. Suppliers also depend heavily on a few chipmakers; DNF, for example, relies on Samsung Electronics for the great majority of its sales. Qualification can take years for each process step, which slows new entrants. Producing pyrophoric, toxic, and moisture-sensitive molecules at parts-per-billion purity, developing new molecules in step with chipmaker roadmaps, and complying with tighter rules on hazardous and fluorinated chemicals remain key challenges.

The move to new metallization materials is the largest opportunity, as shown by Lam Research's February 2025 launch of ALTUS Halo, the first ALD tool for molybdenum metallization, which the company said every leading chipmaker was qualifying or ramping for future NAND, DRAM, and logic nodes. After more than two decades of tungsten-based ALD, the shift to molybdenum, together with greater use of ruthenium and cobalt, opens room for suppliers that qualify new metal precursors first. Building plants near major fabs and offering qualified second sources in each region are further openings; Merck opened a EUR 500 million, 150,000-square-meter thin films megasite in Kaohsiung, Taiwan, in December 2025. Key trends include the shift to gate-all-around transistors, HBM-led DRAM growth, and stronger results at deposition materials suppliers exposed to AI than across the wider materials sector.

Segment Analysis

The report analyzes the market by precursor type, deposition technology, function, device application, end user, and geography, helping stakeholders identify where film content and spending are growing fastest.

By precursor type, the report covers silicon precursors (silanes and chlorosilanes, aminosilanes, and siloxanes and others), high-k & metal oxide precursors (hafnium, zirconium, aluminum, and titanium and other oxide precursors), metal precursors (tungsten, molybdenum, cobalt, ruthenium, titanium and tantalum nitride, and others), low-k & dielectric precursors, metal-organic precursors for compound semiconductors, and others. Silicon precursors are expected to hold the largest share in 2026, since silicon oxide and nitride films are deposited in large numbers for spacers and liners and make up the alternating layers of every 3D NAND stack. Metal precursors are expected to grow at the highest CAGR, as chipmakers move contacts and interconnects from tungsten to molybdenum, ruthenium, and cobalt, each of which requires new high-purity molecules and fresh qualification. High-k and metal oxide precursors remain important for gate stacks and for zirconium- and hafnium-based DRAM capacitors, which gain from HBM output.

By deposition technology, the study examines atomic layer deposition, chemical vapor deposition (thermal CVD, plasma-enhanced CVD, and MOCVD), and epitaxy. Chemical vapor deposition is expected to hold the largest share in 2026, reflecting its broad installed base and its use for thicker dielectric and silicon films across logic, memory, and compound semiconductor fabs, where MOCVD is the main route for gallium- and indium-based layers. Atomic layer deposition is expected to grow at the highest CAGR, as gate-all-around nanosheets, high-aspect-ratio 3D NAND, and DRAM capacitors all need conformal films controlled at the atomic scale, and new tools such as molybdenum ALD move ALD into more process steps.

The function analysis spans gate stack, capacitor dielectrics, interconnects & contacts, barriers & liners, hard masks & patterning spacers, and passivation & encapsulation. Hard masks & patterning spacers are expected to account for the largest share in 2026, because multiple patterning at advanced nodes repeats spacer and hard mask deposition many times on each wafer. Interconnects & contacts are expected to grow at the highest CAGR, driven by the adoption of new metals such as molybdenum and ruthenium that lower resistance at small dimensions and by backside power delivery, which adds further metal layers.

By device application, the report covers DRAM & HBM, 3D NAND, logic, advanced packaging, and compound & power semiconductors. DRAM & HBM is expected to hold the largest share in 2026, as AI servers lift DRAM wafer starts, each HBM stack holds several dies, and capacitor and spacer films use large volumes of high-k and silicon precursors. Logic is expected to grow at the highest CAGR, supported by gate-all-around transistors, backside power delivery, and the move from tungsten to new metals, all of which add deposition steps and value per wafer. 3D NAND remains a large user of silicon precursors, though its demand tends to fluctuate more than AI-related segments.

The end user analysis covers foundries, integrated device manufacturers, and outsourced semiconductor assembly & test providers. Integrated device manufacturers are expected to hold the largest share in 2026, as memory makers such as Samsung Electronics and SK hynix produce DRAM, HBM, and NAND in their own fabs and buy large volumes of precursors. Foundries are expected to grow at the highest CAGR, driven by leading-edge capacity for AI accelerators, the ramp of gate-all-around nodes, and new foundry fabs under construction in the U.S.

Regional Analysis

The report covers Asia-Pacific, North America, Europe, Latin America, and the Middle East & Africa, with analysis of 22 countries and five rest-of-region groups. The regional analysis considers the location of memory and leading-edge logic production, new fab construction, local precursor manufacturing, and exposure to export controls on critical elements.

Asia-Pacific is expected to remain the largest regional market in 2026, as Taiwan leads in leading-edge foundry output, with TSMC's N2 gate-all-around node, and now hosts Merck's Kaohsiung thin films megasite. South Korea is the main base for DRAM and HBM, where SK hynix aimed to start shipping HBM4 in the last quarter of 2025, and it is home to DNF, Soulbrain, Hansol Chemical, SK Trichem, and other precursor makers. China is adding domestic chip capacity and qualifying local suppliers, Japan hosts precursor producers such as ADEKA and TANAKA, while chip manufacturing is growing in Singapore, Malaysia, and India.

North America is expected to grow at the highest CAGR through 2036, as new fabs come online and domestic materials supply expands. Intel is ramping Intel 18A in Oregon and Arizona, other chipmakers are building fabs in the U.S., and U.S.-based suppliers such as Entegris serve domestic and global customers. China's export restrictions on gallium, germanium, and antimony highlight the region's need for secure critical element supply. Europe holds a significant share as a center for precursor development and production, led by Merck KGaA in Germany and Air Liquide in France, with chip output in Ireland, Germany, France, the Netherlands, and Italy. In Latin America, Mexico launched the Kutsari National Semiconductor Design Center in February 2025 and is targeting a first fab around 2029, while in the Middle East & Africa, Israel leads through Intel's Kiryat Gat operations and Gulf states are investing in semiconductor design.

Competitive Landscape

The report reviews key growth strategies, competitive benchmarking, the competitive dashboard (industry leaders, market differentiators, vanguards, and emerging companies), and 2025 market share/rank analysis, with company profiles covering business overview, financial performance, product portfolio, strategic developments, and SWOT analysis.

Market concentration is moderate: global specialty chemical and industrial gas companies compete with strong regional suppliers in South Korea, Japan, and China. Competition centers on new molecules, purity, qualification at leading chipmakers, supply security, and local production. Main strategies include building capacity close to customers, developing precursors for molybdenum and ruthenium, joint molecule work with chipmakers and tool vendors, and setting up regional second sources. Merck's December 2025 opening of its Kaohsiung megasite is a recent example, while Korean suppliers such as DNF gained business after Japan's 2019 export restrictions, and Samsung backed DNF's capacity expansion with a KRW 20.9 billion equity investment in 2021.
